This graph and chart, shown here, illustrate the advantages of using phase change material on a 10 x 10mm die in a 12W device as opposed to thermal tape. The comparison reveals a 22.4°C reduction in case temperature when phase change material is used. The performance is comparable to grease without the mess and migration issues associated with using thermal grease as a TIM.
